The Nibblonians and not just for their cuteness, they eat way more than their body weight and poop it out as dark matter and are older than the universe, how can you not be fascinated by that?
And they can eat themselves to leave a universe.
Edit: Oh wait that's species not civilisations.
In that case daleks after reading a review of a recent episode highlighting that they have a government and concept of beauty, that opens up the idea of dalek elections and dalek poetry (something apparently mentioned in the novels).

The Chiss are pretty interesting. The Bothans as explained in the EU are also really complex.
The most interesting Star Trek civilization are the Cardassians, though the Romulans were never truly used to their maximum potential.
The various races of Babylon 5 all had some interesting aspects to them.

Oh man, so many that I like, but I think my favorites honestly have to be the races from the Mass Effect series. I can't even decide which of them I like the most, though.
So yeah, the Mass Effect races.
