Benoit.
By the time WWE bought out WCW, it was inevitable that WCW was it in its last days. Vince retiring was a shock, but realistically there was going to be a time where he wouldn't be in charge even if it wasn't until death.
With Benoit, total shock, total tragedy. Caused the industry to clean up it's act in terms of drugs and programming

I would've voted for Karrion Kross returning to WWE.
But seriously, it's Benoit.

Definitely Benoit. Just came from absolutely nowhere and was all over the news.

Benoit by a mile. Just shocking and it even got the federal government looking around and led to some studies on CTE.
The way that the WWE and WCW were out to bankrupt each other during the Attitude era it was only a matter of time before one of them went out of business. WWE buying them is really the only move that made sense afterwards.
Vince retiring isn’t t really very shocking. I think that everyone knew that it was only a matter of time until someone dug up something on that old creep. The rumors were there for decades and once he escaped me too seemingly unscathed it was only a matter of time.

Benoit by a wide margin.
All this time later, even now, just typing his name feels wrong.
